针对非破坏性键合拉力试验拉钩位置偏离情况,分析了键合丝受力大小影响因素,讨论了拉钩位置偏离对键合丝状态的影响情况,并设计了可靠性验证方案,通过试验对比,表明非破坏性键合拉力试验拉钩位置偏离对键合可靠性影响有限。

Abstract:

As for the nondestructive bond pulling test at different hook position, the paper analyzes the influence factors of the force of bonding wire, and discusses the influence situation. Further, proposes a verification scheme, and the result shows that though test at different position, the influence of reliability of the wire bonding is limited.
