DC Bias Analysis of Semiconductor Laser Based on Equivalent Circuit Model

From traditional rate equations,taking into account of the chip package parasitic parameters and the intrinsic area contacted parameters,a new equivalent circuit model of double hetero-junction semiconductor laser was proposed,and the effects of DC bias on the laser relaxation oscillation,small-signal frequency response and large-signal impulse response were analyzed with circuit simulation software PSpice.
